Silicon dioxide films have been prepared on silicon wafers by the oxidation of SiH, near 400°C. Results previously reported by Goldsmith and Kern7 have been qualitatively corrobovated using a system of different geometry, and significantly greater deposition rates have been achieved. The deposition rate is independent of thickness and nearly independent of the O2/SiH, ratio over a wide range; however, the rate is strongly temperature-dependent. The structure of the deposit depends upon the cleanliness of the substrate, and the electrical field strength of the deposited oxide depends upon the nature of the electrodes. MULTILEVEL interconnects in integrated circuits using aluminum metallization require an insulator that can be deposited at low temperature. Because the A1-Si eutectic is only 577°C, the maximum deposition temperature must be below about 500°C to prevent reaction of the aluminum with the silicon and with other materials in the integrated circuit. Many methods of depositing insulating films of SiO, and other dielectrics have been reported'-6 but the technique described by Goldsmith and Kern7 offers the simplest method of preparing SiO, films. The technique involves the reaction of SiH, and 0, to form SiO, films in the 300" to 500°C temperature range. Previous work using this gas system has been reported8 and the initial development work at Philco Microelectronics was done at the East Coast R&D Laboratories. 9 This paper corroborates some of the results of Goldsmith and Kern,7 shows that much higher deposition rates can be obtained than previously reported, and presents some observations on the structure of deposited SiO, films. EXPERIMENTAL CONDITIONS Fig. 1 is a schematic drawing of the apparatus used in this study. It differs from that of Goldsmith and Kern in that 1) the gases are mixed before they enter the reaction chamber, 2) there is no fritted glass diffuser, and 3) the wafers are stationary during deposition. The control thermocouple was in a well located 0.06-in. from the substrate, and three gas supplies were used: 1 pct SiH4 in N 2, O 2, and N 2. Water vapor must be excluded from the plumbing to prevent the formation of colloidal SiO, and the SiH4 must be diluted with an inert gas because SiH4-0, mixtures are extremely flammable above about 4 pct SiH The wafer temperature was determined by attaching a thermocouple to a test wafer and the temperature was maintained to +5 C. The conditions used in this investigation are listed in Table I. The temperature range was chosen for compatibility with the A1-Si system. The volume ratio of 0, to SiH4 is the actual volume of 0, delivered to that of SiH4, taking into account the initial dilution of the SiH4. This ratio, which was used by Goldsmith and Kern,7 is a useful indicator of the experimental conditions. The active/inactive ratio is the ratio of the volume of active gases, SiH4 and O2, delivered to the volume of dilution gas. The active/inactive ratio is an important parameter to specify for deposition rate determinations since it determines the amounts of reactants that arrive at the sample per unit time. Fairly high dilution ratios were necessary to achieve uniform deposits of SiO,. Most of the process characterizations were performed on the polished (111) face of 3 to 5 ohm-cm, n-type silicon wafers which were 0.009 in. thick; but the data approximately apply to deposition of SiO, on thin films of aluminum. It is difficult to obtain accurate deposition rate data over aluminum films because of coarsening the aluminum surface during exposure to 300" to 400°C. The deposited SiO, film fol-

AN adequate supply of crystalline quartz of piezoelectric grade and size continues to be of fundamental importance to the U. S. Army Signal Corps. Current electronic development programs of the Armed Forces depend upon the use of quartz crystals in all applications where accurate frequency control is necessary. In peacetime this' may not seem too significant, but in planning for possible national defense emergencies, an adequate supply of piezoelectric grade raw quartz is just as important as an adequate supply of some of the more publicized strategic minerals. Prior to World War II, the Signal Corps accepted the use of quartz crystals for frequency-control purposes in essentially all electronic communication, navigation, and radar equipment operating in the audio and radio frequency spectra up to and including the ultra-high-frequency channels. Over 4,000; 000 lb of radio-grade quartz was required between January 1942 and V.J Day. Use of such a large quantity of crystal units was necessary in order to establish and maintain, with a minimum of effort, clear and definite frequency channels of greater stability than could be obtained by any other means. This policy was justified on the basis that quartz was without a peer as a frequency-controlling element. Military and civilian uses of quartz in the field, as well as laboratory studies, have confirmed this premise and no means of highly stable frequency control, superior to quartz, has been discovered. It appears certain that the demand for use of quartz for frequency control purposes will continue at a high level.

INTRODUCTION Flotation of oxide minerals, particularly silicates, with cationic collectors differs substantially from classic flotation of sulfide minerals using sulfhydryl collectors. In the case of cationic flotation of these minerals, in general: 1. There is a greater importance of electrostatic interaction between mineral and collector. 2. Longer-chained collectors are required; as a rule at least 10 carbons must be present in the hydrocarbon chain. 3. Moderate concentration of collector is required. 4. Attachment between collector and mineral appears to be less strong even though the system may exhibit a large contact angle. 5. Required conditioning time before flotation is usually relatively short. 6. There is sensitivity to slimes. 7. The collectors usually possess frothing power. 8. Selectivity of cationic collectors for specific minerals is usually poor. Almost any of the oxide and silicate minerals may be floated using cationic collectors. However, specific response to these collectors varies with mineral type. The following classes and minerals are

The adsorption density of ethyl xanthate on pyrite was determined as a function of xanthate concentration. Surface preparation of the mineral appears to have asafunctionsome effect on the subsequent adsorption process, A monolayer of xanthate on the surface is exceeded only in presence of oxygen. The effect of OH- , HS- (and x and CN- S=)and on the amount of xanthate adsorbed was investigated. Competition between OH- and X- (xanthate) ions for specific adsorption sites is indicated over a wide pH range. IN the flotation of sulfide ores, xanthates are most commonly used to prepare the surface of the mineral to be floated so that attachment to air takes place. The quantity of agent required to make the mineral hydrophobic is usually very small, of the order of 0.1 to 0.25 lb per ton of mineral. Details of the mechanism of pyrite collection are for the most part unsettled. Adsorption of collector has long been believed to involve an ion exchange mechanism as demonstrated for galena' and for chalcocite.2 In the work on chal-cocite it was also demonstrated that a film of xanthate radicals unleachable in solvents that dissolve alkali xanthates, copper xanthate, or dixanthogen was formed at the surface of the mineral. The unleachable product increased with increasing addition of xanthate up to a maximum corresponding to an oriented monolayer of xanthate radicals. Pyrite is extremely floatable with xanthate if its surface is fresh.9 ut the floatability decreases rapidly as oxide coatings increase in abundance. Pyrite shows zero contact angle when in contact with ethyl xanthate solution at pH higher than about 10.5;4 at neutrality, a contact angle of 60" is obtained at a reagent concentration of 25 mg per liter. Alkali sulfides and cyanides are pyrite depressants. In this study of pyrite collection the writers have sought to relate measured xanthate adsorption to the method used in preparing pyrite, to the presence or absence of oxygen, to concentration of hydroxyl, hydrosulfide, sulfide, and cyanide ions. The principal experimental tool has been radioanalysis," " using xanthatcx marked with sulfur 35. Experimental Materials Pyrite: Unlike most sulfides, pyrite is a poly-sulfide. The structure given by Bragg7 resembles that of sodium chloride, the iron atoms corresponding to the position of sodium and pairs of sulfur atoms corresponding to the position of chlorine. The edge of the unit cell in pyrite is 5.40 A and in halite 5.63 A. The S-S distance in pyrite is 2.10 A; the Fe-S distance, 3.50 A: and the Fe-Fe distance, 3.82 A. Natural pyrite from Park City, Utah, was used in this investigation. Pyrite 1 was obtained by hand picking pure crystals. Pyrite 2 and Pyrite 3 were obtained from finer textured crystalline material containing inclusions of silicates. The same cleaning technique was utilized for the preparation of Pyrite 2 and Pyrite 3, whereas a different cleaning technique was used for Pyrite 1. Pyrite 1 was prepared as follows: The crystals were ground in a porcelain ball mill and the 200/400 mesh fraction was separated by wet screening with distilled water, followed by washing for 1 hr with deoxygenated distilled water acidified with sulfuric acid to pH 1.5. The acid was removed by rinsing with deoxygenated distilled water on a filter until a pH of 6.0 was reached in the effluent. This filtration was carried out under nitrogen. The sample was then dried in a desiccator under nitrogen. The period of time for which this pyrite sample was in contact with water containing oxygen was about 4 hr. The specific surface as determined by the BET gas adsorption method was 582 cm2 per g. Final material assayed 53.12 pct sulfur and 46.5 pct iron (theoretical, for FeS,: S, 53.45 pct; Fe, 46.55 pct). After crushing, Pyrite 2 and Pyrite 3 were washed with 1 M HCl. rinsed, and fed to a laboratory shakinq table to remove the small amount of silicates. The concentrate obtained was ground in a laboratory steel ball mill. The 200/400 mesh fraction was separated by classification in a Richards hindered settling tube. This fraction was then given a final wash with 0.1 M HCl and deoxygenated water was filtered through the sample. The final effluent showed a conductivity equivalent to that of a solution having a salt concentration of 0.3 ppm. Aqueous hydrogen sulfide solution was then added to the sampln (about 100 ml saturated H,S solution to about 1000 g pyrite under a few hundred milliliters of water) which was stored wet under nitrogen. THE increasing demand for greater speed and more accuracy, in making daily assays of ores and products from mills treating material containing but very small quantities of lead and copper, has caused the older analytical methods to be supplanted by new ones devised to meet the needs of modern work. For " control " work in copper analyses, I had, previous to the present equipment, introduced in my laboratory the ordinary electrolytic method, using hollow cylindrical electrodes, and with these I began a series of experiments in determining the lead-content of daily mill-samples and controls. The results, proving accurate and satisfactory, I then devised, with Mr. H. E. T. Haultain, a cheaper electrode than the ordinary jacket electrode, which costs from $15 to $20,-the expense of the older form making the installation of many units very costly. The form of cathode finally adopted as the most satisfactory, shown in Fig. 1, is cut from 0.001-in. platinum foil. It is 12.5 cm. long, and is divided into a blade 4 cm. wide and 6.25 cm. long, and a tongue 0.7 cm. wide and 6.25 long, the immersion area being 50 sq. cm. and weight 1.5 grams. The blade is first sand-blasted and then corrugated lengthwise, in order to impart the necessary rigidity. Strips of platinum foil 0.001 in. thick, 12.5 cm. long and 0.5 cm. wide, having a median corrugation, form the anodes. Three electrodes are used in each cell, one anode in the middle and one cathode oil each side of the anode. These electrodes are connected to slotted alumi¬num terminals, in which they are held by contact pressure. The terminals are -in. rods, projecting 2 in. horizontally in front of the wall of the cabinet.; at the back the middle electrode (anode) is connected with one pole of the current, and the two outer ones (cathodes) with the other pole.

ALL 32 of the Local Sections of the Institute in the continental United States and practically all of the Divisions as well, had representatives present at the Conferences of Local Section and Division Delegates at the Annual Meeting. Three sessions were held, two on Monday and one on Thursday, both the incoming and outgoing Presidents of the Institute being on hand to con- duct the meetings. H. J. Brown was called to the chair during a portion of the last session, President Fulton having to leave early. Complete minutes of the meetings have ,been sent to all delegates. In general, the Local Sections appeared, from their reports, to have risen to the wartime demands made upon them with their usual resourcefulness. Apparently more difficulty has arisen in the last year in arranging attractive programs and securing acceptable speakers, this being perhaps attributable to the fact that most technical men have been extremely busy. Careful planning ahead .has usually brought good results, however. Another wartime difficulty has been the matter of transportation to meetings, gasoline rationing and congestion on the railroads and buses being a handicap to attendance. Sharing cars has proved practical as a method of meeting this issue, this again requiring planning. Suitable meeting places and a supply of food have been another difficulty for some local groups.
